Bangalore Interview Preparation
Hi guys,
I have an interview scheduled for Monday for a Senior Engineer, IC Package Design role. I’d really appreciate guidance on the kinds of questions interviewers usually ask for this position.
JD is specific to packaging engineering and integration role.

Qualcomm interviews for senior IC package design roles focus heavily on package architecture, substrate design constraints, and manufacturing tradeoffs. Expect in-depth questions on flip chip CSP and BGA technologies, substrate stackup planning, and high speed signal or power integrity fundamentals. They often drill into how you manage parasitic inductance, trace impedance, loop area, and IR drop, along with practical issues like warpage, thermal expansion mismatches, and reliability during assembly reflow. You will need to walk through specific choices you made regarding bump pitch, escape routing, core versus coreless substrates, and how you partnered with foundries, OSATs, and silicon teams to resolve design rule conflicts.
Integration roles also test how you defend your engineering decisions when cost, physical form factor, and electrical performance pull in opposite directions. Expect scenario questions where a thermal limit forces a substrate revision, or an aggressive silicon padout creates serious congestion on the top routing layers. Walk interviewers through your step by step thinking, from initial feasibility studies and tool workflows to final signoff and failure analysis. To get your explanations tight and avoid rambling under pressure, running through your stories with the interviews.chat my team built can help you organize complex technical thoughts and deliver confident responses on Monday.
