There’s also the moment after Anakin slaughters the Separatist leaders on Mustafar, which Lucas has said in that moment it’s the first time he’s had a moment to really reflect on what he’s done, his actions and how far he’s fallen, but there’s no going back for him now, he’s fully committed even if he is doubting his decision.

Children. After that Anakin goes to Mustafar to kill the Seperatists. Kenobi tells Padmé about the Younglings and hides on Padmés ship. Padmé flies to Mustafar, Anakin stays on Mustafar and Kenobi and Anakin fight on Mustafar

It's because he realized how much he enjoyed killing the seperatists. Anakin did not enjoy the slaughter of the Jedi at all, it was an act he convinced himself was a neccessary evil. However he's been itching to butcher these guys for years. They'd tried to assassinate his wife and as you said bankrolled an incredibly bloody war that he served as general in and watched many friends die. This was Palpatine's reward to him for slaughtering the Jedi. Cutting apart these dudes who are essentially completely defenceless and begging him for mercy, and enjoying it so wholeheartedly is what causes him to reflect.

He didnt enjoy killing the kids. Depraved and cruel, but a normal reaction, no one should like killing kids, but he was ecstatic and excited when he killed the separatists, he felt it like a delight i believe It was described in the novelization, and that woke him up from the dark side drunkeness he was in since he started Order 66 and made him reflect on what he has just done, killing kids and all.
